Operating at higher carrier frequencies requires new and innovative device and circuit technologies. Our goal is to use advanced semiconductor technologies (SiGe HBTs and CMOS), circuits, and antennas to enable novel millimeter-wave and terahertz applications. Silicon technologies promise low cost on-chip integration capabilities and recently have reached transistor cut-off frequencies as high as fT/fmax of 505 GHz/720 GHz. The investigation of high-performance fully-integrated terahertz circuits based on all-silicon technologies operating at room temperature is the core research focus of the IHCT.
